This graphical representation of the thermal test data indicates the true advantage of phase-change and/or thermal grease that the use of maxiGRIP™ makes possible. The 83.6°C case temperature is in line with the typical 85°-100°C maximum case temperature often specified for Flip-Chip BGAs. It is also important to highlight the fact that using thermal tape would exceed the maximum allowable case temperatures. Therefore, the combined use of phase-change TIM or thermal grease with the maxiGRIP attachment offers a feasible thermal/mechanical solution.
